摘要/Abstract:
基于TSMC65nm CMOS工艺,设计并实现了一款中心频率为20GHz的压控振荡器。该压控振荡器对尾电流源噪声,交叉耦合MOS管尺寸,电感,调谐范围等诸多参数进行了性能优化。经流片测试,振荡器的输出频率覆盖范围为17.78-22.13GHz,1MHz处的相位噪声为-100dBc,1V电压供压下功耗为5.1mW
A voltage controlled oscillator (VCO) with its center frequency at 20 GHz is designed and fabricated in TSMC65nm CMOS technology. Several design optimizations are performed including noise of tail current source, dimensions of cross-couples transistors, inductor selection and tuning range. The measurement results show that tuning range is 17.78 to 22.13 GHz and the phase noise is -100dBc @ 1MHz.The total power dissipation under 1V supply voltage is 5.1mW.
